Those most likely are ammonium fluoride crystals, in the past I have used just plain old DI maybe heat it up a little that should dissolve the material.

Subject: [labnetwork] BOE clean up

Hi,

I appreciate any feedback you can give me. We have a clogged valve from our BOE etch tank. Does anyone know what is the best chemical to dissolve salt crystals which may have formed in the valve?

Best regards,
